TL;DR: In this article, the minimum level of reliability of TSV has been obtained experimentally in silicon data at least although the reliability of the TSV itself has not been assessed exactly, and the guide lines for making reliability macros and testing conditions are suggested also by further investigation.

TL;DR: In this paper, an early failure of the short-lead metal line EM (Electromigration) was investigated and a 3-parameter lognormal distribution was applied to reduce sample size and time-to-fail (TTF) variation governed by early fails causing a poor standard deviation.

Fatigue Behavior of Electrodeposited Nanocrystalline Nickel Films

TL;DR: In this article, a micro fatigue testing machine was developed to obtain the high cycles fatigue behavior of thin films and found that nanocrystalline nickel thin films exhibited significant rate dependency on tensile and fatigue behavior even in room temperature due to grain size related behavior.
