The Influence of V/III and Nucleation Layer on AlN films grown by MOCVD
Yanyan Ding,Hu Wang,Weiyi Yan,Wu Tian,Yang Li,Yu Tian,Jiangnan Dai,Zhihao Wu,Yanyan Fang,Changqing Chen +9 more
- 01 Nov 2012
TL;DR: In this article, the influence of the V/III and nucleation layer on surface of AlN epilayer grown on sapphire has been investigated and the results showed that the surface of the AlN layer with two step of reduced V /III exhibits a smooth surface morphology with RMS of 0.313nm.
Infrared intersubband absorption in nonpolar a-plane AlGaN/GaN multiple quantum wells
Jun Zhang,Wu Tian,Feng Wu,Shuai Wang,Jingwen Chen,Jiangnan Dai,Yanyan Fang,Zhihao Wu,Changqing Chen +8 more
- 16 Jun 2015
TL;DR: In this paper, the properties of nonpolar a-plane AlGaN/GaN multiple quantum wells by MOCVD were investigated, and high-quality a-planar GaN/GAN multiple-quantum well with flat surface was acquired, and infrared intersubband absorption was observed.
Synthesis of ZnO Nanowire Array Film on Mg-Doped Gallium Nitride Substrate by Simple Hydrothermal Method
TL;DR: ZnO nanowire array films were successfully synthesized on Mg-doped gallium nitride by hydrothermal method as mentioned in this paper, which showed that the length of ZnO wires and the thickness of the film could be tunable by altering solution concentration and growth time.
Enhanced Light Output Power by Laser Stealth Dicing in GaN-based Blue LED on Sapphire Substrate
Jianbao Zhang,Wei Zhang,Jiangnan Dai,Zhihao Wu,Yanyan Fang,Changqing Chen +5 more
- 01 Nov 2012
TL;DR: In this paper, the effects of laser stealth dicing on GaN-based blue light-emitting diodes were compared with those of laser ablation dicing (LAD) and showed that LSD improved light output power by 11% and 6% before and after packaging, respectively.
