We have developed a Josephson 4-Kbit RAM with improved component circuits and a device structure having two Nb wiring layers. A resistor coupled driver and sense circuit are improved to have wide operating margins. The fabrication process is simplified using bias sputtering, as a result, its reliability is increased. The RAM is composed of approximately 21000 Nb/AlO/sub x//Nb Josephson junctions, Mo resistors, Nb wirings, and SiO/sub 2/ insulators. Experimental results show a minimum access time of 380 ps and power dissipation of 9.5 mW. Maximum bit yield of 84% is obtained in minimum magnetic field of about 20 /spl mu/G. We confirm that most of fail bits are caused by trapped magnetic flux, and the RAM functions properly for 98% of the memory cells after measuring fail bit map several times. >

A 380 ps, 9.5 mW Josephson 4-Kbit RAM operated at a high bit yield

In this review I discuss the application of scanning magnetic imaging to fundamental studies of superconductors, concentrating on three scanning magnetic microscopies—scanning SQUID microscopy (SSM), scanning Hall bar microscopy (SHM) and magnetic force microscopy (MFM). I briefly discuss the history, sensitivity, spatial resolution, invasiveness and potential future developments of each technique. I then discuss a selection of applications of these microscopies. I start with static imaging of magnetic flux: an SSM study provides deeper understanding of vortex trapping in narrow strips, which are used to reduce noise in superconducting circuitry. Studies of vortex trapping in wire lattices, clusters and arrays of rings and nanoholes show fascinating ordering effects. The cuprate high-Tc superconductors are shown to have predominantly d-wave pairing symmetry by magnetic imaging of the half-integer flux quantum effect. Arrays of superconducting rings act as a physical analog for the Ising spin model, with the half-integer flux quantum effect helping to eliminate one source of disorder in antiferromagnetic arrangements of the ring moments. Tests of the interlayer tunneling model show that the condensation energy available from this mechanism cannot account for the high critical temperatures observed in the cuprates. The strong divergence in the magnetic fields of Pearl vortices allows them to be imaged using SSM, even for penetration depths of a millimeter. Unusual vortex arrangements occur in samples comparable in size to the coherence length. Spontaneous magnetization is not observed in Sr2RuO4, which is believed to have px ± ipy pairing symmetry, although effects hundreds of times bigger than the sensitivity limits had been predicted. However, unusual flux trapping is observed in this superconductor. Finally, unusual flux arrangements are also observed in magnetic superconductors. I then turn to vortex dynamics: imaging of vortices in rings of highly underdoped cuprates places limits on spin-charge separation in these materials. Studies of spontaneous generation of fluxoids upon cooling rings through the superconducting transition provide clues to dynamical processes relevant to the early development of the universe, while studies of vortex motion in cuprate grain boundaries allow the measurement of current–voltage characteristics at the femtovolt scale for these technologically important defects. Scanning SQUID susceptometry allows the measurement of superconducting fluctuations on samples comparable in size to the coherence length, revealing stripes in susceptibility believed to be associated with enhanced superfluid density on the twin boundaries in the pnictide superconductor Co doped Ba-122, and indicating the presence of spin-like excitations, which may be a source of noise in superconducting devices, in a wide variety of materials. Scanning magnetic microscopies allow the absolute value of penetration depths to be measured locally over a wide temperature range, providing clues to the symmetry of the order parameter in unconventional superconductors. Finally, MFM tips can be used to manipulate vortices, providing information on flux trapping in superconductors.

Fundamental studies of superconductors using scanning magnetic imaging

The treatment of first-order phase transitions for standard grand unified theories is shown to break down for models with radiatively induced spontaneous symmetry breaking. It is argued that proper analysis of these transitions which would take place in the early history of the universe can lead to an explanation of the cosmological homogeneity, flatness, and monopole puzzles.

(Received 26 July 2013; revised manuscript received 22 October 2013; published 18 December 2013) We have prepared meta-atoms based on radio-frequency superconducting quantum-interference devices (rf SQUIDs) and examined their tunability with dc magnetic field, rf current, and temperature. rf SQUIDs are superconducting split-ring resonators in which the usual capacitance is supplemented with a Josephson junction, which introduces strong nonlinearity in the rf properties. We find excellent agreement between the data and a model that regards the Josephson junction as the resistively and capacitively shunted junction. A magnetic field tunability of 80 THz=G at 12 GHz is observed, a total tunability of 56% is achieved, and a unique electromagnetically induced transparency feature at intermediate excitation powers is demonstrated for the first time. An rf SQUID metamaterial is shown to have qualitatively the same behavior as a single rf SQUID with regard to dc flux and temperature tuning.

Realization and modeling of rf superconducting quantum interference device metamaterials

Supermassive magnetic monopoles are an inevitable consequence of all Grand Unified Theories (GUT's). They would have originated in the very hot early universe some 10-35sec. after the Big Bang when the unified force split apart into the strong and electroweak forces. Over thirty laboratories throughout the world have constructed or are presently constructing detectors to search for such primordial monopoles in cosmic rays. This paper, partly tutorial, reviews the past monopole detector work at IBM and describes the present effort to set-up at the Brookhaven National Laboratory a large-area superconducting induction detector. Two detectors are being built based upon the high-order gradiometer, fully coincident, closed-box design previously developed at IBM. The first, utilizing an existing magnet-testing dewar at BNL, is a rectangular parallelopiped detector of 1.0 m2effective area (averaged over 4π sr for isotropie flux) being built to test the feasibility of large area schemes in preparation for construction of a much larger 4.0 m2octagonal prism detector. The latter could serve as the prototype for an array of detectors to reach the Parker bound on monopole flux set by the existence of the 3 μG galactic magnetic field in several years of operation.

Cosmic-ray monopole search at IBM-BNL using superconducting induction detectors

We report experimental investigations of a simple structure, called a moat, which significantly reduces the probability of flux-trapping in Josephson SQUIDs. Proper operation of Josephson logic and memory circuits requires that the SQUIDs be free of stray magnetic flux that may become trapped in the superconducting groundplane upon cooling through the critical temperature. The problem is particularly severe for so-called holey SQUIDs which rely on holes in the groundplane to obtain suitably large device inductances. Moats are rectangular channels in the groundplane surrounding the SQUID's which provide preferred sites for trapping flux, thus preventing such flux from coupling to the SQUID. We have measured the effectiveness of moats by monitoring the flux trapped in the moats and comparing it to the flux trapped in the associated SQUID as a function of applied field. The number of flux quanta in the moat is determined by measuring the shift of the threshold curve of a two-junction SQUID coupled to the moat. The data indicates that at fields on the order of a mG, moats reduce the sensitivity of holey SQUIDs to trapped flux by at least several orders of magnitude. As the chips are cooled through T c , transient magnetic fields are produced in the metallic sample holder parts surrounding the chip by thermal-gradient-induced EMF's. The effects of such magnetic fields on the flux trapping behaviour of the SQUIDs are also reported.
