Advanced SPICE modeling of large power IGBT modules
R. Azar,Florin Udrea,M. De Silva,Gehan A. J. Amaratunga,Wai Tung Ng,F.P. Dawson,W. Findlay,P. Waind +7 more
- 10 Dec 2002
TL;DR: In this article, an enhanced insulated gate bipolar transistor (IGBT) model based on the Kraus model with new derivations based on an extra parameter accounting for p-i-n injection was developed to allow simulation of both trench and DMOS IGBT structures.

Advanced electro-thermal SPICE modeling of large power IGBTs
R. Azar,Florin Udrea,Wai Tung Ng,F.P. Dawson,W. Findlay,P. Waind,Gehan A. J. Amaratunga +6 more
- 14 Apr 2003
TL;DR: In this article, a novel IGBT electro-thermal model is implemented for the first time in PSpice for the simulation of steady state and transient temperature dependent IGBT operation including self-heating and latchup.

Analysis of static and dynamic behaviour of SiC and Si devices connected in cascode configuration
Andrei Mihaila,Florin Udrea,R. Azar,Gheorghe Brezeanu +3 more
- 16 Sep 2001
TL;DR: In this article, the static and dynamic behavior of a 1.2 kV SiC vertical JFET was analyzed and compared to a SiC trench MOSFET.

Theoretical and numerical investigation of SiC JFET and MOSFET at 6.5 kV
Andrei Mihaila,Florin Udrea,R. Azar,J. Liang,Gehan A. J. Amaratunga,Alexandru Rusu,Gheorghe Brezeanu +6 more
- 05 Oct 1999
TL;DR: In this article, a preliminary theoretical and numerical investigation of 4H-SiC JFET and MOSFET at 6.5 kV was performed using the MEDICI simulator.
