In this paper, we survey key design for manufacturing issues for extreme scaling with emerging nanolithography technologies, including double/multiple patterning lithography, extreme ultraviolet lithography, and electron-beam lithography. These nanolithography and nanopatterning technologies have different manufacturing processes and their unique challenges to very large scale integration (VLSI) physical design, mask synthesis, and so on. It is essential to have close VLSI design and underlying process technology co-optimization to achieve high product quality (power/performance, etc.) and yield while making future scaling cost-effective and worthwhile. Recent results and examples will be discussed to show the enablement and effectiveness of such design and process integration, including lithography model/analysis, mask synthesis, and lithography friendly physical design.

Layout decomposition for triple patterning lithography

As minimum feature size and pitch spacing further scale down, triple patterning lithography is a likely 193 nm extension along the paradigm of double patterning lithography for 14-nm technology node. Layout decomposition, which divides input layout into several masks to minimize the conflict and stitch numbers, is a crucial design step for double/triple patterning lithography. In this paper, we present a systematic study on triple patterning layout decomposition problem, which is shown to be NP-hard. Because of the NP-hardness, the runtime required to exactly solve it increases dramatically with the problem size. We first propose a set of graph division techniques to reduce the problem size. Then, we develop integer linear programming (ILP) to solve it. For large layouts, even with the graph-division techniques, ILP may still suffer from serious runtime overhead. To achieve better trade-off between runtime and performance, we present a novel semidefinite programming (SDP)-based algorithm. Followed by a mapping process, we can translate the SDP solutions into the final decomposition solutions. Experimental results show that the graph division can reduce runtime dramatically. In addition, SDP-based algorithm can achieve great speed-up even compared with accelerated ILP, with very comparable results in terms of the stitch number and the conflict number.

Layout Decomposition for Triple Patterning Lithography

Self-aligned double patterning (SADP) is being considered for use at the 10-nm technology node and below for routing layers with pitches down to $\boldsymbol {\sim }50$ nm because it has better line edge roughness and overlay control compared to other multiple patterning candidates. To date, most of the SADP-related literature has focused on enabling SADP-legal routing in physical design tools while few attempts have been made to address the impact SADP routing has on local, standard cell (SC) I/O pin access. At the same time, via layers are used to connect the local SADP routing layers to the I/O pins on lower metal layers. Due to the high via density on the Via-1 layer, the litho-etch-litho-etch (LELE)-aware Via-1 design becomes a necessity to achieve legal pin access at the SC level. In this paper, we present the first study on SADP-aware pin access and layout optimization at the SC level. Accounting for SADP-specific and Via-1 design rules, we propose a coherent framework that uses depth first search, mixed integer linear programming, and backtracking method to enable LELE friendly Via-1 design and simultaneously optimize SADP-based local pin access and within-cell connections. Our experimental results show that, compared with the conventional approach, our framework effectively improves pin access of the SCs and maximizes the pin access flexibility for routing.

Self-Aligned Double Patterning Aware Pin Access and Standard Cell Layout Co-Optimization

While double patterning lithography (DPL) is still in active development, triple or even quadruple patterning has recently been proposed for the next technology node. In this paper, we propose a pairwise coloring (PWC) method to tackle the layout decomposition problem for general multiple patterning lithography (MPL). The main idea is to reduce the problem to sets of concurrent bi-coloring problems. The overall solution is refined iteratively by applying a bi-coloring method for pairs of color sets per pass. One obvious advantage of this approach is that the existing DPL techniques can be reused seamlessly. Any improvement of them can directly benefit to the MPL counterpart. Moreover, we observe that with the help of the SPQR-tree graph division method, each pass can be fulfilled in nearly linear time. In addition, to prevent the solution getting stuck in the local minima, a randomized initialization strategy is incorporated. The PWC method is executed certain number of times with different randomized initial solutions, out of which the best solution is selected as output. We have implemented our method for particular triple patterning lithography (TPL). The experimental results show that compared with two recently published methods for TPL, our method can reduce the number of conflicts up to 33.2% and 44.9% respectively.
