A new small-signal modeling and extraction method in AlGaN/GaN HEMTs
TL;DR: In this paper, a 20-element small-signal equivalent circuit for GaN HEMTs is proposed and correspondingly, a direct extraction method is developed, where two parasitic distributed interelectrode extrinsic capacitances and two additional feedback intrinsic resistances are considered.

Optimization of two-dimensional electron gases and I–V characteristics for AlGaN/GaN HEMT devices
TL;DR: In this paper, the spontaneous and piezoelectric polarization effect at the heterointerface in the AlGaN/GaN HEMT device, and one-dimensional Schrodinger-Poisson equations are solved self-consistently using a nonuniform mesh; using our findings, the two-dimensional electron gas (2DEG) density is investigated.

TL;DR: In this paper, the gate-induced and buffer-induced collapse effects in GaN HEMTs were investigated by means of dc and dynamic measurements, and the trapping-detrapping process was demonstrated by varying the hold time from 1s to 20s and the delay from l0us to l00ms.
