TL;DR: In this paper, gate oxide treatments for improving the interface quality resulting in a lower channel resistance are reviewed as well as solutions for lowering the JFET and bulk resistance components, together with the 3rd quadrant operation, short-circuit capability and switching performance are analyzed together with design strategies for their improvement.

Barrier height homogeneity for 4.5 kV 4H-SiC Schottky diodes

TL;DR: In this paper, the average barrier height ϕ b ¯ = 1 eV and its standard deviation ( σ = 90 mV ) were measured and interpreted in terms of barrier height inhomogeneities using the Werner model, showing a dependence similar to that of Schottky diodes realized from other semiconductor materials.

Auger quenching-based modulation of electroluminescence from ion-implanted silicon nanocrystals
TL;DR: It is demonstrated that combined DC gate excitation along with an AC channel hot electron injection of electrons into the nanocrystals may be used to obtain a 100% deep modulation at rates of 200 Mb s(-1) and low modulating voltages.
