High-resolution self-consistent thermal modelling of multi-gate power GaAs MESFETs
Giovanni Ghione,C.U. Naldi +1 more
- 03 Dec 1989
TL;DR: In this paper, a DC and small-signal self-consistent thermal physical model for power GaAs MESFETs is presented, where high-resolution coupled electrothermal two-dimensional simulation is carried out on the active region only, while the large-scale outward heat flow through the boundary of the simulated region is accounted for by means of distributed thermal resistances.

Demonstration of inkjet-printed silver nanoparticle microstrip lines on alumina for RF power modules
Vittorio Camarchia,Vittorio Camarchia,Alessandro Chiolerio,M. Cotto,Jie Fang,Giovanni Ghione,P. Pandolfi,Marco Pirola,Roberto Quaglia,Chiara Ramella +9 more
TL;DR: In this article, direct inkjet printing on alumina for fast prototyping of high frequency circuits, adopting inks based on polymer-silver nanocomposite, is presented and discussed.

Stacked GaAs pHEMTs: Design of a K-band power amplifier and experimental characterization of mismatch effects
Thomas Fersch,Roberto Quaglia,Marco Pirola,Vittorio Camarchia,Chiara Ramella,A. Javan Khoshkholgh,Giovanni Ghione,Robert Weigel +7 more
- 17 May 2015
TL;DR: In this paper, a 3-stage stacked MMIC power amplifier for GaAs pHEMT technology is presented, with an output power of 2W from 20 to 23 GHz through direct series power combination, and fabricated in a super-compact stacked monolithic layout.

3.5 GHz WiMAX GaN doherty power amplifier with second harmonic tuning
Jie Fang,Jorge Moreno,Roberto Quaglia,Vittorio Camarchia,Marco Pirola,Simona Donati Guerrieri,Chiara Ramella,Giovanni Ghione +7 more
TL;DR: The article presents the design, realization, and experimental validation of a GaN‐based hybrid Doherty power amplifier for WiMAX base‐stations at 3.5 GHz that exploits, for the first time as far as authors' knowledge goes, a second harmonic tuning scheme designed to further improve the efficiency in the Doherty region.

Challenges towards the simulation of GaN-based LEDs beyond the semiclassical framework
Michele Goano,Francesco Bertazzi,Xiangyu Zhou,M. Mandurrino,Stefano Dominici,Marco Vallone,Giovanni Ghione,Alberto Tibaldi,Marco Calciati,Pierluigi Debernardi,Fabrizio Dolcini,Fausto Rossi,Giovanni Verzellesi,Matteo Meneghini,Nicola Trivellin,Carlo De Santi,Enrico Zanoni,Enrico Bellotti +17 more
TL;DR: In this paper, the authors present a three-step description of trap-assisted tunneling, especially relevant below the optical turn-on, and a carrier-density-dependent estimate of the phonon-assisted capture rate from bulk states to quantum wells.
