We present 16-element and 32-element lattice-mismatched InGaAs photodiode arrays having a cut-off wavelength of
~2.2 um. Each 100 um × 200 um large pixel of the 32-element array has a capacitance of 2.5 pF at 5 V reverse bias,
thereby allowing a RC-limited bandwidth of ~1.3 GHz. At room temperature, each pixel demonstrates a dark current of
25 uA at 5 V reverse bias. Corresponding results for the 16-element array having 200 um × 200 um pixels are also
reported. Cooling the photodiode array to 150K is expected to reduce its dark current to < 50 nA per pixel at 5 V reverse
bias. Additionally, measurement results of 2-micron single photodiodes having 16 GHz bandwidth and corresponding
PIN-TIA photoreceiver having 6 GHz bandwidth are also reported.

High-Speed, Large-Area, p-i-n InGaAs Photodiode Linear Array at 2- micron Wavelength

We report lattice-mismatched, uncooled, 2.2 µm wavelength cutoff, InGaAs photodiodes and balanced photoreceivers with bandwidth up to 25 GHz. The responsivity at 2.05 µm is 1.2 A/W, and the 1 dB compression, optical current handling of these photodiodes is 10 mA at 7 V reverse bias. Such high current handling capacity allows these photodiodes to operate with a higher DC local oscillator (LO) power, thus, allowing more coherent gain and shot noise limited operation. The impulse response of these devices show rise time / fall time of ~15 ps, and full width half maximum of ~20 ps.

2.2 micron, uncooled, InGaAs photodiodes, and balanced photoreceivers up to 25 GHz bandwidth

A system for measuring the radial speed of a moving body in a line of sight determined for a referential position is disclosed. The system includes an emitter assembly for emitting a signal and a referential receiver assembly dedicated to reception of the signal. The emitter assembly is disposed on a first of the elements of a group formed by the moving body and the referential position. The receiver assembly is disposed on a second of the elements of the group. The emitter assembly is able to emit a signal on at least two emission frequencies, where the emission frequencies are separated by a chosen emission frequency gap. The system also includes an analyzer configured to analyze the signal received by the receiver assembly, and to measure the reception frequency gap separating the signal reception frequencies to calculate the radial speed of the moving body according to a function of the reception frequency gap and emission frequency gap.

The system has a transmitter assembly (1) for emitting a signal (4) on two transmission frequencies (F1, F2), where the transmission frequencies are separated by a selected emission frequency gap. An analysis unit analyzes the signal received by a receiver assembly (2) to measure the frequency difference between the transmission and reception frequencies of the signal to calculate the radial velocity of a moving system (10) according to a function of deviation between the receiving frequency and the emission frequency gap.

L'ensemble emetteur est dispose sur un premier des elements d'un groupe forme par le mobile (10) et la position referentielle (3). L'ensemble recepteur (2) est dispose sur un second des elements du groupe. L'ensemble emetteur (1) est apte a emettre un signal (4) sur au moins deux frequences d'emission (F1, F2), les dites frequences d'emission etant separees d'un ecart frequentiel d'emission choisi, et le systeme comporte en outre un moyen d'analyse du signal recu par l'ensemble recepteur (2), permettant de mesurer l'ecart frequentiel de reception separant les dites frequences de reception du signal pour calculer la vitesse radiale du mobile selon une fonction dudit ecart frequentiel de reception et de l'ecart frequentiel d'emission. L'invention s'applique aux systemes de guidage de mobile et aux systemes d'atterrissage ou d'appontage d'aeronefs.
