High-Speed SiGe BiCMOS Technologies and Circuits
Andreas Mai,I. Garcia Lopez,P. Rito,Rajasekhar Nagulapalli,A. Awny,Mohamed Elkhouly,Mohamed Hussein Eissa,Minsu Ko,Andrea Malignaggi,Maciej Kucharski,Herman Jalli Ng,K. Schmalz,Dietmar Kissinger +12 more
TL;DR: This work shows the difference of high-frequency performance difference with respect to maximum achievable transit frequencies fT and oscillation frequencies fmax in comparison to RF-CMOS technologies and depicts the required increase of additional process effort for the HBT-module integration for a 0.5 THz SiGe-BiCMOS technology.

A 17 GHz programmable frequency divider for space applications in a 130 nm SiGe BiCMOS technology
Frank Herzel,Johannes Borngraber,Arzu Ergintav,Maciej Kucharski,Dietmar Kissinger +4 more
- 03 Dec 2015
TL;DR: In this paper, a programmable frequency divider for fractional-N frequency synthesizers is presented, and the quantization noise folding in a fractional N PLL can be reduced greatly if a prescaler between VCO and programmable divider can be avoided.

A 70 GHz bandwidth low-power active balun employing common-collector resistive feedback in 0.35 µm bipolar SiGe technology
Ahmed Gharib,Robert Weigel,Dietmar Kissinger +2 more
- 01 Jun 2014
TL;DR: In this article, a broadband low-power active balun up to 70 GHz was presented, which employs common-collector resistive feedback that extends its frequency of operation and consumes low power of 29.7mW.

A Monostatic E-Band Radar Transceiver with a Tunable TX-to-RX Leakage Canceler for Automotive Applications
Maciej Kucharski,Dietmar Kissinger,Herman Jalli Ng +2 more
- 01 Jun 2018
TL;DR: In this article, a monostatic E-band radar transceiver (TRX) with a tunable TX-to-RX leakage canceler for DC offset suppression is presented.

Circuit building blocks for efficient in-antenna power combining at 240 GHz with non-50 Ohm amplifier matching impedance
Christian v. Vangerow,Benjamin Goettel,Herman Jalli Ng,Dietmar Kissinger,Thomas Zwick +4 more
- 04 Jun 2017
TL;DR: In this paper, an eight-feed integrated lens antenna (ILA) with 70Ω input impedance is used, which allows for compact matching to the optimum load impedance of the amplifiers.
