Long wavelength velocity-matched distributed photodetectors for RF fibre optic links
TL;DR: In this article, an InP-based long wavelength velocity-matched distributed photodetector with metal-semiconductor-metal photodiodes is experimentally demonstrated, achieving a 3 dB bandwidth of 18 GHz and an external quantum efficiency of 0.42 A/W.

Lasing mode pattern of a quantum cascade photonic crystal surface-emitting microcavity laser
Kartik Srinivasan,Oskar Painter,Raffaele Colombelli,Claire F. Gmachl,Donald M. Tennant,A. Michael Sergent,Deborah L. Sivco,Alfred Y. Cho,Mariano Troccoli,Federico Capasso +9 more
TL;DR: In this article, the identification of the lasing mode within a quantum cascade photonic crystal microcavity laser emitting at l;8 mm is presented, and the symmetry of the LAS mode is determined by the position of nodal lines within micro-bolometer camera measurements of its polarized spatial distribution.
Temperature dependence and single-mode tuning behavior of second-harmonic generation in quantum cascade lasers
C. Gmachl,Nina Owschimikow,Alexey Belyanin,Arthur Mike Sergent,Deborah L. Sivco,Milton L. Peabody,A.Y. Cho,Federico Capasso +7 more
TL;DR: In this article, second-harmonic generation (SHG) is reported in quantum cascade (QC) lasers with active regions that also support nonlinear cascades with large second order nonlinear susceptibility.
Quantum devices, MBE technology for the 21st century
A.Y. Cho,Deborah L. Sivco,Hock M. Ng,Claire F. Gmachl,Alessandro Tredicucci,A. L. Hutchinson,S. N. G. Chu,Federico Capasso +7 more
TL;DR: In this paper, the development and the unique features of quantum cascade lasers such as high-power output, tuning characteristics, and the extension to GaN material are discussed, and many talks of molecular beam epitaxy as an important technology for the mass production of quantum devices.

Stability of pulse emission and enhancement of intracavity second-harmonic generation in self-mode-locked quantum cascade lasers
A. Soibel,Federico Capasso,C. Gmachl,Milton L. Peabody,Arthur Mike Sergent,Roberto Paiella,Deborah L. Sivco,A.Y. Cho,H. C. Liu +8 more
TL;DR: In this paper, the authors reported the observation of stable pulse emission and enhancement of intracavity second-harmonic generation (SHG) in self-mode-locked quantum cascade (QC) lasers.
