TL;DR: In this paper, the hole lifetime of the later batch of sensors from 2017 showed a resistivity of 1.69 × 109 Ω/cm, which is 47% higher compared to the previous batch from 2016.
Characterization of GaAs:Cr sensors using the charge-integrating JUNGFRAU readout chip
Dominic Greiffenberg,M. Andrä,R. Barten,Anna Bergamaschi,Paolo Busca,M. Brückner,S. Chiriotti Alvarez,I. Chsherbakov,Roberto Dinapoli,Pablo Fajardo,Erik Fröjdh,C. Lopez-Cuenca,A. TL;DR: In this paper, the authors used the charge-integrating readout chip JUNGFRAU to characterize the hole lifetime of GaAs:Cr sensors, where the short lifetime of holes gives rise to an effect where pixels adjacent to a pixel with a photon hit show a strong negative signal when being absorbed close to the readout electrode.
