The purpose of this literature review is to compare different cooling technologies currently in development in research laboratories that are competing to solve the challenge of cooling the next generation of high heat flux computer chips. Today, most development efforts are focused on three technologies: liquid cooling in copper or silicon micro-geometry heat dissipation elements, impingement of liquid jets directly on the silicon surface of the chip, and two-phase flow boiling in copper heat dissipation elements or plates with numerous microchannels. The principal challenge is to dissipate the high heat fluxes (current objective is 300 W/cm2) while maintaining the chip temperature below the targeted temperature of 85°C, while of second importance is how to predict the heat transfer coefficients and pressure drops of the cooling process. A composite heat transfer correlation for saturated flow boiling in small channels

As the scale of devices becomes small, thermal control and heat dissipation from these devices can be effectively accomplished through the implementation of microchannel passages. The small passages provide a high surface area to volume ratio that enables higher heat transfer rates. High performance microchannel heat exchangers are also attractive in applications where space and/or weight constraints dictate the size of a heat exchanger or where performance enhancement is desired. This survey article provides a historical perspective of the progress made in understanding the underlying mechanisms in single-phase liquid flow and two-phase flow boiling processes and their use in high heat flux removal applications. Future research directions for (i) further enhancing the single-phase heat transfer performance and (ii) enabling practical implementation of flow boiling in microchannel heat exchangers are outlined.

History, Advances, and Challenges in Liquid Flow and Flow Boiling Heat Transfer in Microchannels: A Critical Review

This paper deals with the evolution of infrared (IR) thermography into a powerful optical tool that can be used in complex fluid flows to either evaluate wall convective heat fluxes or investigate the surface flow field behavior. Measurement of convective heat fluxes must be performed by means of a thermal sensor, where temperatures have to be measured with proper transducers. By correctly choosing the thermal sensor, IR thermography can be successfully exploited to resolve convective heat flux distributions with both steady and transient techniques. When comparing it to standard transducers, the IR camera appears very valuable because it is non-intrusive, it has a high sensitivity (down to 20 mK), it has a low response time (down to 20 μs), it is fully two dimensional (from 80 k up to 1 M pixels, at 50 Hz) and, therefore, it allows for better evaluation of errors due to tangential conduction within the sensor. This paper analyses the capability of IR thermography to perform convective heat transfer measurements and surface visualizations in complex fluid flows. In particular, it includes the following: the necessary radiation theory background, a review of the main IR camera features, a description of the pertinent heat flux sensors, an analysis of the IR image processing methods and a report on some applications to complex fluid flows, ranging from natural convection to hypersonic regime.

Infrared thermography for convective heat transfer measurements

The flow boiling process suffers from severe instabilities induced due to nucleation of vapor bubbles in a superheated liquid environment in a minichannel or a microchannel. In an effort to improve the flow boiling stability, several modifications are introduced and experiments are performed on 1054197 m parallel rectangular microchannels (hydraulic diameter of 332 m) with water as the working fluid. The cavity sizes and local liquid and wall conditions required at the onset of nucleation are analyzed. The effects of an inlet pressure restrictor and fabricated nucleation sites are evaluated as a means of stabilizing the flow boiling process and avoiding the backflow phenomenon. Experiments were performed with clear water and with surfactant flowing in parallel triangular microchannels. The study is based on systematic measurements of temperature and flow pattern by infrared radiometry and high-speed digital video imaging. Different flow patterns were observed simultaneously in various microchannels at a fixed value of water or surfactant flow rates. Depending on flow and heat flux, pressure and temperature instabilities in the heated microchannels were studied. This work develops a practical modeling approach for two-phase microchannel heat sinks and also considers effect of surfactant on convective boiling in microchannels.
