- 18 Jun 2018
TL;DR: It is shown that 62 nm devices with a W-based SOT underlayer have very large endurance, sub-ns switching time of 210 ps, and operate with power as low as 300 pJ.
Manufacturable 300mm platform solution for Field-Free Switching SOT-MRAM
Kevin Garello,F. Yasin,H. Hody,Sebastien Couet,Laurent Souriau,S. H. Sharifi,Johan Swerts,R. Carpenter,Siddharth Rao,Woojin Kim,Jianhong Wu,K. K. V. Sethu,M. Pak,N. Jossart,D. Crotti,Arnaud Furnemont,Gouri Sankar Kar +16 more
- 09 Jun 2019
TL;DR: A field-free switching SOT-MRAM concept that is integration friendly and allows for separate optimization of the field component and SOT/MTJ stack properties is proposed, which opens a new area for MRAM (SOT, STT and VCMA) technology development.

TL;DR: An optimized Spin-Orbit Torque MRAM (SOT-MRAM) as weight memory in Analog in-Memory Computing (AiMC) systems for DNN inference is proposed and it is demonstrated experimentally that the requirements for analog Dnn inference are met by SOT- MRAM stack optimization.
