Two-dimensional crystals have emerged as a class of materials that may impact future electronic technologies. Experimentally identifying and characterizing new functional two-dimensional materials is challenging, but also potentially rewarding. Here, we fabricate field-effect transistors based on few-layer black phosphorus crystals with thickness down to a few nanometres. Reliable transistor performance is achieved at room temperature in samples thinner than 7.5 nm, with drain current modulation on the order of 10(5) and well-developed current saturation in the I-V characteristics. The charge-carrier mobility is found to be thickness-dependent, with the highest values up to ∼ 1,000 cm(2) V(-1) s(-1) obtained for a thickness of ∼ 10 nm. Our results demonstrate the potential of black phosphorus thin crystals as a new two-dimensional material for applications in nanoelectronic devices.

Black Phosphorus Field-effect Transistors

Nanomaterials with remarkable optical, mechanical, and electrical properties have shed new light on various fields including optoelectronics, sensors, biomedicine, and ultrafast photonics. Particularly, owing to their nonlinear optical properties, fast recovery time, and broadband operation, nanomaterials are well qualified as saturable absorbers in ultrafast pulsed lasers. Over the development of the past decades, various nanomaterials have been developed as saturable absorbers, which contribute to a diversity of lasers with excellent performance. Therefore, it is important for researchers to provide a landmark of the applications of nanomaterials in ultrafast photonics concerning cutting‐edge development. Herein, the integration and applications of nanomaterials in ultrafast photonics are reviewed. First, end‐face, lateral, as well as photonic crystal fibers padding integration methods are introduced along with their process and characteristics. Then the ultrafast applications of nanomaterials including carbon‐based (carbon nanotubes and graphene), typical 2D (topological insulators, transition metal dichalcogenides, black phosphorus, and MXenes), and metal‐based nanomaterials (gold, silver, copper, and metal oxides) are summarized. Major parameters of ultrafast lasers and features of each nanomaterial are presented simultaneously. Finally, the perspectives of nanomaterials for further development in ultrafast photonics are discussed.

Integration and Applications of Nanomaterials for Ultrafast Photonics

Owing to their extraordinary physical and chemical properties, two-dimensional (2D) materials have aroused extensive attention and have been widely used in photonic and optoelectronic devices, catalytic reactions, and biomedicine. In particular, 2D materials possess a unique bandgap structure and nonlinear optical properties, which can be used as saturable absorbers in ultrafast lasers. Here, we mainly review the top-down and bottom-up methods for preparing 2D materials, such as graphene, topological insulators, transition metal dichalcogenides, black phosphorus, and MXenes. Then, we focus on the ultrafast applications of 2D materials at the typical operating wavelengths of 1, 1.5, 2, and 3 μm. The key parameters and output performance of ultrafast pulsed lasers based on 2D materials are discussed. Furthermore, an outlook regarding the fabrication methods and the development of 2D materials in ultrafast photonics is also presented.

Recent Progress of Two-Dimensional Materials for Ultrafast Photonics.

Wide-spectral saturable absorption (SA) in low-dimensional (LD) nanomaterials such as zero-, one-, and two-dimensional materials has been proven experimentally with outstanding results, including low saturation intensity, deep modulation depth, and fast carrier recovery time. LD nanomaterials can therefore be used as SAs for mode-locking or Q-switching to generate ultrafast fiber laser pulses with a high repetition rate and short duration in the visible, near-infrared, and mid-infrared wavelength regions. Here, we review the recent development of emerging LD nanomaterials as SAs for ultrafast mode-locked fiber laser applications in different dispersion regimes such as anomalous and normal dispersion regimes of the laser cavity operating in the near-infrared region, especially at ~1550 nm. The preparation methods, nonlinear optical properties of LD SAs, and various integration schemes for incorporating LD SAs into fiber laser systems are introduced. In addition to these, externally (electrically or optically) controlled pulsed fiber laser behavior and other characteristics of various LD SAs are summarized. Finally, the perspectives and challenges facing LD SA-based mode-locked ultrafast fiber lasers are highlighted.

Ultrafast Fiber Lasers with Low-Dimensional Saturable Absorbers: Status and Prospects

We demonstrate an all fiber high-repetition-rate erbium-doped ultrashort laser based on the Ti3C2T x -Mxene saturable absorber (SA), and the 56th harmonic mode-locking with a repetition rate of 622.2 MHz, a central wavelength of 1590.7 nm, and a pulse duration of 1.31 ps is achieved. Meanwhile, dual-wavelength mode-locking pulses are also realized, with the central wavelengths of 1575.6, 1587.5 nm. The results of the work indicate that Ti3C2T x -Mxene is an outstanding SA for generating ultrashort pulse or modulating the light and the diversity Mxene family can bring new vigor and vitality into advanced photonic devices.

Tunable high-order harmonic and dual-wavelength mode-locking in Er-doped fiber laser based on Ti3C2T x -Mxene

Abstract Due to the unique properties of two-dimensional (2D) materials, much attention has been paid to the exploration and application of 2D materials. In this review, we focus on the application of 2D materials in mode-locked fiber lasers. We summarize the synthesis methods for 2D materials, fiber integration with 2D materials and 2D materials based saturable absorbers. We discuss the performance of the diverse mode-locked fiber lasers in the typical operating wavelength such as 1, 1.5, 2 and 3 μm. Finally, a summary and outlook of the further applications of the new materials in mode-locked fiber lasers are presented.
