Demonstration of a 4H SiC betavoltaic cell
TL;DR: In this paper, a p-n diode structure was used to collect the charge from a 1mCi Ni-63 source, and a 6% lower bound on the power conversion efficiency was obtained.

Epitaxial growth of graphitic carbon on C-face SiC and sapphire by chemical vapor deposition (CVD)
Jeonghyun Hwang,Virgil B. Shields,Christopher I. Thomas,Shriram Shivaraman,Dong Hao,Moonkyung Kim,Arthur R. Woll,Gary S. Tompa,Michael G. Spencer +8 more
TL;DR: Epitaxial, graphitic carbon thin films were directly grown on C-face/ (0001̄) SiC and sapphire by chemical vapor deposition (CVD), using propane as a carbon source and without any catalytic metal on the substrate surface.

Reduced trapping effects and improved electrical performance in buried-gate 4H-SiC MESFETs
TL;DR: In this paper, the surface effects on the current instability of 4H-SiC MESFETs were investigated by comparing different surface structures, including gate-recessed and buried-gate devices.

Demonstration of a 4H SiC Betavoltaic Cell
TL;DR: In this paper, an abrupt p-n diode structure was used to collect the charge from a 1mCi Ni-63 source, and an open circuit voltage of 0.95V and a short circuit current density of 8.8 nA/cm2 were measured in a single pn junction.

Laser-induced surface potential transients observed in III-nitride heterostructures
TL;DR: In this paper, the surface potential transients induced by ultraviolet laser illumination have been observed in nitride heterostructures, and the long transient response observed after the laser is turned off is explained by the slow recombination of the holes with the electrons thermionically emitted from the potential well at the interface.
