Atomically thin layered transition metal dichalcogenides (TMDs), such as MoS2 and WS2, have been getting much attention recently due to their interesting electronic and optoelectronic properties. Especially, spiral TMDs provide a variety of candidates for examining the light-matter interaction resulting from the broken inversion symmetry, as well as the potential new utilization in functional optoelectronic, electromagnetic and nanoelectronics devices. To realize their potential device applications, it is desirable to achieve controlled growth of these layered nanomaterials with a tunable stacking. Here, we demonstrate the Physical Vapor Deposition (PVD) growth of spiral pyramid-shaped WS2 with ∼200 μ m in size and the interesting optical properties via AFM and Raman spectroscopy. By controlling the precursors concentration and changing the initial nucleation rates in PVD growth, WS2 in different nanoarchitectures can be obtained. We discuss the growth mechanism for these spiral-patterned WS2 nanostructures based on the screw dislocations. This study provides a simple, scalable approach of screw dislocation-driven (SDD) growth of distinct TMD nanostructures with varying morphologies, and stacking.

Electrically Tunable Interlayer Recombination and Tunneling Behavior in WSe2/MoS2 Heterostructure for Broadband Photodetector

A method to measure the electric parameters of the driver in a fusion-relevant RF ion source

The development of high-performance broadband photodetectors working at room temperature is still attractive. The Schottky barrier phototransistor based on asymmetric junction seems to be endowed with such potential—as photodetectors with low device power consumption and high photoresponse; however, it is rarely studied. Herein, a Sm–WSe2–Pt phototransistor with asymmetric metal contacts is constructed, and it is systematically investigated for their electronic and photoelectronic tunability via gate voltage, wavelength, and illumination power density. It was found that the tunable photogating process dominates the photoresponse mechanism, which allows for an excellent broadband photodetection from 300 to 1000 nm wavelength. In addition, the responsivity (R) and specific detectivity (D*) at 450 nm can reach 1723 A/W and 2.3 × 1013 Jones, respectively, while that of infrared illumination of 900 nm can reach 4.7 A/W and 3.1 × 1010 Jones, respectively. In addition, the device exhibits obvious photoresponse at zero bias, the R and D* can reach up to 27 mA/W and 8.5 × 1010 Jones, which realizes self-driven photodetection. This work provides an optimal option for realizing high-integrated, high-performance, low-power-consuming, and room-temperature-working broadband photodetectors.

Sm, Pt asymmetric n- and p-type contacts in WSe2 phototransistor for high-performance broadband photodetection

Out-of-plane p-n heterojunctions based on two-dimensional layered materials (2DLMs) with unusual physical characteristics are attracting extensive research attention for their application as photodetectors. However, the present fabrication method based on 2DLMs produces out-of-plane p-n homojunction devices with low photoresponsivity and detectivity. This work reports an ultrasensitive phototransistor based on a laser-induced p-doped WSe2/MoS2 van der Waals heterojunction. The laser treatment is used for p-doping WSe2 nanoflakes using high work function WOx. Then, an n-type MoS2 nanoflake is transferred onto the resulting p-doped WSe2 nanoflake. The built-in electric field of p-doped WSe2/MoS2 is stronger than that of pristine WSe2/MoS2. The p-n junction between p-doped WSe2 and MoS2 can separate more photogenerated electron–hole pairs and inject more electrons into MoS2 under laser illumination than pristine WSe2/MoS2. Thus, a high photoresponsivity (R) of ~1.28 × 105 A·W−1 and high specific detectivity (D*) of ~7.17 × 1013 Jones are achieved under the illumination of a 633 nm laser, which is approximately two orders higher than the best phototransistor based on a WSe2/MoS2 heterojunction. Our work provides an effective and simple method to enhance photoresponsivity and detectivity in two-dimensional (2D) heterojunction phototransistors, indicating the potential applications in fabricating high-performance photodetectors based on 2DLMs.

Ultrasensitive Phototransistor Based on Laser-Induced P-Type Doped WSe2/MoS2 Van der Waals Heterojunction

Abstract Two-dimensional (2D) transition metal dichalcogenides (TMDs) have attracted extensive attention due to their unique electronic and optical properties. In particular, TMDs can be flexibly combined to form diverse vertical van der Waals (vdWs) heterostructures without the limitation of lattice matching, which creates vast opportunities for fundamental investigation of novel optoelectronic applications. Here, we report an atomically thin vertical p–n junction WSe 2 /MoS 2 produced by a chemical vapor deposition method. Transmission electron microscopy and steady-state photoluminescence experiments reveal its high quality and excellent optical properties. Back gate field effect transistor (FET) constructed using this p–n junction exhibits bipolar behaviors and a mobility of 9 cm 2 /(V·s). In addition, the photodetector based on MoS 2 /WSe 2 heterostructures displays outstanding optoelectronic properties ( R = 8 A/W, D * = 2.93 × 10 11 Jones, on/off ratio of 10 4 ), which benefited from the built-in electric field across the interface. The direct growth of TMDs p–n vertical heterostructures may offer a novel platform for future optoelectronic applications. Graphical Abstract

Van der Waals epitaxial growth and optoelectronics of a vertical MoS2/WSe2 p–n junction

To study the characteristics of radio frequency (RF) power coupling, RF plasma diagnostics, actively cooled tube, and negative ion production, a plasma source was designed as a small-scale test facility. The matching network was carefully designed and successfully applied to the 2-MHz RF plasma source. In this article, the design method of the matching unit will be presented; with the assistance of this matching unit, the RF plasma source was successfully lit and the reflected power was reduced to a very low level. A $V\!\!-\!\!I$ probe was installed in front of or in the rear of the matching network, respectively, to in situ measure the RF voltage, current, and phase angle. The equivalent resistance of the RF plasma source was analyzed in detail. The RF power coupling efficiency was derived in two different methods, and the relationship between the coupling efficiency and the equivalent resistance of the plasma source is verified. At the same time, the equivalent resistance of the plasma source was also collected to optimize the matching unit.

Impedance Characteristic Analysis and Preliminary Experimental Results of a High-Power RF Plasma Source

Low-dimensional group IV-VI metal chalcogenide-based semiconductors hold great promise for opto-electronic device applications owing to their diverse crystalline phases and intriguing properties related to thermoelectric and ferroelectric effects. Herein, we demonstrate a universal chemical vapor deposition (CVD) growth method to synthesize stable germanium chalcogenide-based (GeS, GeS2, GeSe, GeSe2) nanosheets, which increases the library of the p-type semiconductor. The phase transition between different crystalline polytypes can be deterministically controlled by hydrogen concentration in the reaction chamber. Structural characterization and synthesis experiments identify the behavior, where the higher hydrogen concentration promotes the transiton from germanium dichalcogenides to germanium monochalcogenides. The angle-polarized and temperature-dependent Raman spectra demonstrate the strong interlayer coupling and lattice orientation. Based on the optimized growth scheme and systematic comparison of electrical properties, GeSe nanosheet photodetectors were demonstrated, which exhibit superior device performance on SiO2/Si and HfO2/Si substrate with a high photoresponsivity up to 104 A W-1, fast response time less than 15 ms, and high mobility of 3.2 cm2 V-1 s-1, which is comparable to the mechanically exfoliated crystals. Our results manifest the hydrogen-mediated deposition strategy as a facile control knob to engineer crystalline phases of germanium chalcogenides for high performance optoelectronic devices.
