A predictive MOSFET model is critical for early circuit design research. In this work, a new generation of Predictive Technology Model (PTM) is developed, covering emerging physical effects and alternative structures, such as the double-gate device (i.e., FinFET). Based on physical models and early stage silicon data, PTM of bulk and double-gate devices are successfully generated from 130nm to 32nm technology nodes, with effective channel length down to 13nm. By tuning only ten primary parameters, PTM can be easily customized to cover a wide range of process uncertainties. The accuracy of PTM predictions is comprehensively verified with published silicon data: the error of the current is below 10p for both NMOS and PMOS. Furthermore, the new PTM correctly captures process sensitivities in the nanometer regime. PTM is available online at http://www.eas.asu.edu/~ptm.

Predictive technology model for nano-CMOS design exploration

Metal-oxide-semiconductor field-effect transistors (MOSFETs) have shown impressive performance improvements over the past 10 years by incorporating strained silicon (Si) technology. This review gives an overview of the impact of strain on carrier mobility in Si n- and pMOSFETs by considering strain-induced band splitting, band warping and consequent carrier repopulation, and altered conductivity effective mass and scattering rate. Different surface orientations, channel directions, and gate electric fields are included for a fully theoretical understanding. The results are used to predict strain-enhanced silicon-on-insulator (SOI) and multigate device performance, mainly focusing on potential 22-nm and beyond device options such as double-gate and trigate fin field-effect transistor (FinFET) structures. Strain: A Solution for Higher Carrier Mobility in Nanoscale MOSFETs

Using two-dimensional numerical device simulations, we show that optimally designed nanoscale FinFETs with undoped bodies require gate-source/drain (G-S/D) underlap that can be effectively achieved via large, doable straggle in the S-D fin-extension doping profile without causing S-D punch-through. The effective underlap significantly relaxes the fin-thickness requirement for control of short-channel effects (SCEs) via a bias-dependent effective channel length (L/sub eff/), which is long in weak inversion and approaches the gate length in strong inversion. Dependence of L/sub eff/ on the S/D doping profile defines a design tradeoff regarding SCEs and S/D series resistance that can be optimized, depending on the fin width, via engineering of the doping profile in the S/D fin-extensions. The noted optimization is exemplified via a well-tempered FinFET design with an 18-nm gate length, showing further that designs with effective underlap yield minimal parasitic capacitance and reduce leakage components such as gate-induced drain leakage current.

Nanoscale FinFETs with gate-source/drain underlap

This work looks at past, present, and future material changes for the metal-oxide-semiconductor field-effect transistor (MOSFET). It is shown that conventional planar bulk MOSFET channel length scaling, which has driven the industry for the last 40 years, is slowing. To continue Moore's law, new materials and structures are required. The first major material change to extend Moore's law is the use of SiGe at the 90-nm technology generation to incorporate significant levels of strain into the Si channel for 20%-50% mobility enhancement. For the next several logic technologies, MOSFETs will improve though higher levels of uniaxial process stress. After that, new materials that address MOSFET poly-Si gate depletion, gate thickness scaling, and alternate device structures (FinFET, tri-gate, or carbon nanotube) are possible technology directions. Which of these options are implemented depends on the magnitude of the performance benefit versus manufacturing complexity and cost. Finally, for future material changes targeted toward enhanced transistor performance, there are three key points: 1) performance enhancement options need to be scalable to future technology nodes; 2) new transistor features or structures that are not additive with current enhancement concepts may not be viable; and 3) improving external resistance appears more important than new channel materials (like carbon nanotubes) since the ratio of external to channel resistance is approaching /spl sim/1 in nanoscale planar MOSFETs.

In search of "Forever," continued transistor scaling one new material at a time

Well-designed circuits are one key ldquoinsulatingrdquo layer between the increasingly unruly behavior of scaled complementary metal-oxide-semiconductor devices and the systems we seek to construct from them. As we move forward into the nanoscale regime, circuit design is burdened to ldquohiderdquo more of the problems intrinsic to deeply scaled devices. How this is being accomplished is the subject of this paper. We discuss new techniques for logic circuits and interconnect, for memory, and for clock and power distribution. We survey work to build accurate simulation models for nanoscale devices. We discuss the unique problems posed by nanoscale lithography and the role of geometrically regular circuits as one promising solution. Finally, we look at recent computer-aided design efforts in modeling, analysis, and optimization for nanoscale designs with ever increasing amounts of statistical variation.
