The operation of GaAs Schottky barrier diodes, the critical mixer element used in heterodyne receivers for a variety of scientific applications in the terahertz frequency range, is reviewed. The constraints that the receiver system places on the diodes are considered, and the fundamental guidelines for device optimization are presented. The status of ongoing research, both experimental and theoretical, is examined. Emphasis is placed on investigations of the various effects that can limit diode performance at these high frequencies. Investigations of planar diode technology are summarized, and the potential replacement of whisker-contacted devices with planar structures is considered. >

A corner-reflector mixer mount for far infrared wavelengths.

A wide-band FIR detector based on the Schottky-barrier diode for the use on a far-infrared FEL facility has been developed. The detector consists of a GaAs chip with diodes of sub-micrometer diameters and a traveling-wave antenna in a 90° corner-cube reflector that provided effective transmission of the FIR power to the diode from the input FIR focusing lens. The antenna has been optimized for a wavelength of 337 μm. At this wavelength, the detector has a sensitivity of 200 V/W and a noise equivalent power (NEP) of 0.1 nW/Hz 1/2 . These measurements were made by a HCN laser. For a radiation wavelength of 119 μm (H 2 O laser) the sensitivity and NEP values were measured to be 20 V/W and 1.0 nW/Hz 1/2 , respectively. The results of measurements from the compact wide-band FIR FEL facility by the detector in a wide wavelength range are presented. The potentialities of the detector are investigated.

A computer model for the calculation of the beam pattern and the main beam efficiency of corner cube reflectors used in submillimeter heterodyne systems is described. The model includes possible mismatches at the termination of the wire antenna, the attenuation of the wave along the wire due to emission and the contribution of the wire bend to the antenna pattern. Measurements with a scale model at 15 GHz show good agreement between experiment and theory.
