In this paper, we describe methods for analysis of edge-emitted amplified spontaneous emission spectra measured as a function of the pumped stripe length. We show that both the modal gain and the unamplified spontaneous emission spectra can be extracted from the data, and we describe a means of calibrating the spontaneous emission in real units, without requiring the carrier populations to be described by Fermi functions. The gain and emission spectra can be determined for transverse electric and transverse magnetic polarizations and by summing the recombination currents for each polarization the total radiative current can be measured. This enables the overall internal radiative quantum efficiency to be calculated. Once the calibration factor is known the internal stimulated recombination rate at the facet can also be estimated. The experiment can be configured to give a measurement of the passive modal absorption of the gain medium. The internal optical mode loss can be determined from the long-wavelength region of the gain spectrum or the modal absorption spectrum. In summary, we show that measurements of amplified spontaneous emission spectra provide a full characterization of the gain medium.

Characterization of semiconductor laser gain media by the segmented contact method

An alternative segmented-contact method for accurate measurement of the optical gain and absorption of quantum-dot and quantum-dash active materials with small optical gain is reported. The usual error from unguided spontaneous emission is reduced by subtracting signals acquired from three independently controlled sections as opposed to just two found in the conventional technique. The quantum-dot gain spectra are measured to a precision of less than 0.2 cm-1 at nominal gain values below 2 cm-1, and gain spectrum of quantum-dash sample is calculated with an error less than 0.3 cm-1 at a gain less than 1 cm-1. Optical gain and absorption of quantum dots measured using an alternative segmented contact method

Although diode lasers are almost ideal sources for ultrahigh-speed data communication systems, system performance remains critically dependent on the quality of the optical pulses that they generate. Uniquely among lasers, the output power can be modulated directly by modulating the diode current. However, this leads to relaxation oscillations and a roll-off at high frequencies that is superimposed on the frequency response of the drive circuit. This is limited by parasitics and maximum modulation frequencies range from 1 to 70?GHz, depending on the type of laser and its packaging. The higher values are obtained with short cavity lengths and tight optical confinement, the highest frequencies being achieved in vertical-cavity devices. Modulation bandwidth is usually limited by circuit parasitics, device heating and the maximum power-handling capability of the laser facets. The generation of picosecond and femtosecond pulses demands special techniques and three - gain switching, Q-switching and mode locking - are discussed in detail, with their relative advantages and disadvantages compared. Very short pulses inherently contain a significant spread of wavelengths and their generation requires the optical gain in the laser medium to extend across that wavelength range. While diode lasers satisfy this criterion better than many other types, the effect of gain non-linearities and carrier-transport effects prevent the Fourier-transform limit from being achieved in practice. As a result, external pulse-compression techniques, which exploit the detailed temporal and spectral properties of the laser pulses, such as frequency chirping, self-phase modulation and group velocity dispersion, are becoming more important, and diode lasers are increasingly challenged as primary sources by compact, efficient, diode-pumped solid-state lasers. The paper summarizes the levels of maximum pulse power and minimum duration that have been achieved using the various techniques.

Fast phenomena in semiconductor lasers

Measurement of the spontaneous emission and gain spectra provides a complete characterization of a semiconductor gain medium, however, this requires the observation of emission in two directions to avoid amplification of the spontaneous emission spectrum. We show that both the gain spectrum and the true spontaneous emission spectrum can be obtained from amplified spontaneous emission (ASE) spectra measured from the end of a segmented-contact device. The spontaneous emission spectra agree with spectra measured through a top contact window. If the carrier populations are fully inverted at low photon energy, it is possible to convert the ASE-derived spontaneous emission into real units.

Measurement of true spontaneous emission spectra from the facet of diode laser structures

In this paper, we present the design and characterization of a monolithically integrated tunable laser for optical coherence tomography in medicine. This laser is the first monolithic photonic integrated circuit containing quantum-dot amplifiers, phase modulators, and passive components. We demonstrate electro-optical tuning capabilities over 60 nm between 1685 and 1745 nm, which is the largest tuning range demonstrated for an arrayed waveguide grating controlled tunable laser. Furthermore, it demonstrates that the active-passive integration technology designed for the 1550 nm telecom wavelength region can also be used in the 1600-1800 nm region. The tunable laser has a 0.11 nm effective linewidth and an approximately 0.1 mW output power. Scanning capabilities of the laser are demonstrated in a free space Michelson interferometer setup where the laser is scanned over the 60 nm in 4000 steps with a 500 Hz scan frequency. Switching between two wavelengths within this 60 nm range is demonstrated to be possible within 500 ns.

A new method for determining gain spectra is presented. The amplified spontaneous emission is measured and spectrally resolved in both TE and TM polarisations; it is dependent on the current injected into the contact stripes of variable length on the laser structures. The maximum gain and internal losses correspond well with the results of broad area lasers.
