In recent years, silicon carbide has received increased attention because of its potential for high-power devices. The unique material properties of SiC, high electric breakdown field, high saturated electron drift velocity, and high thermal conductivity are what give this material its tremendous potential in the power device arena. 4H-SiC Schottky barrier diodes (1400 V) with forward current densities over 700 A/cm/sup 2/ at 2 V have been demonstrated. Packaged SITs have produced 57 W of output power at 500 MHz, SiC UMOSFETs (1200 V) are projected to have 15 times the current density of Si IGBTs (1200 V). Submicron gate length 4H-SiC MESFETs have achieved f/sub max/=32 GHz, f/sub T/=14.0 GHz, and power density=2.8 W/mm @ 1.8 GHz. The performances of a wide variety of SiC devices are compared to that of similar Si and GaAs devices and to theoretically expected results.

Silicon carbide high-power devices

Wide bandgap semiconductors show promise for high-power microwave electronic devices. Primarily due to low breakdown voltage, it has not been possible to design and fabricate solid-state transistors that can yield radio-frequency (RF) output power on the order of hundreds to thousands of watts. This has severely limited their use in power applications. Recent improvements in the growth of wide bandgap semiconductor materials, such as SiC and the GaN-based alloys, provide the opportunity to now design and fabricate microwave transistors that demonstrate performance previously available only from microwave tubes. The most promising electronic devices for fabrication in wide bandgap semiconductors for these applications are metal-semiconductor field-effect transistors (MESFETs) fabricated from the 4H-SiC polytype and heterojunction field-effect transistors (HFETs) fabricated using the AlGaN/GaN heterojunction. These devices can provide RF output power on the order of 5-6 W/mm and 10-12 W/mm of gate periphery, respectively. 4H-SiC MESFETs should produce useful performance at least through X band and AlGaN/GaN HFETs should produce useful performance well into the millimeter-wave region, and potentially as high as 100 GHz.

SiC and GaN transistors - is there one winner for microwave power applications?

Two SiC transistors that are investigated for microwave power applications are the 4H-SiC static induction transistor (SIT) and the 4H-SiC metal-semiconductor field-effect transistor (MESFET). Ultrahigh frequency 4H-SiC SITs have demonstrated record-breaking pulsed power per package (900 W) with excellent associated power-added efficiency (PAE) of 78%. S band 4H-SiC MESFETs have shown a record power-density of 5.6 W/mm and 36% PAE, as well as 80 W continuous-wave (CW) power (1.6 W/mm), with an associated PAE of 38%. X-band MESFET power density of 4.3 W/mm was obtained for exploratory CW devices. These performance gains are afforded by the advantageous material properties of silicon carbide. SiC SIT technology offers many military system advantages including lower cost, lower weight, higher power and high temperature of operation and higher efficiency transmitters with minimal cooling requirements. SiC RF MESFET's and circuits are candidates for use in efficient linear transmitters for commercial and military communications.

SiC microwave power technologies

A variety of RF and microwave electronic devices can be fabricated from SiC. These SiC-based devices have many properties that make them near ideal for high temperature, high frequency, high power, and radiation hard applications. Progress in SiC bulk and epitaxial layer growth has been rapid in recent years and corresponding progress has been achieved in device fabrication and contact technology. Both 6H- and 4H-SiC substrates are commercially available, and high quality epitaxial layers can be grown. Prototype SiC electronic devices with very good DC and RF performance have been demonstrated and devices such as diodes are commercially available, while RF and high frequency transistors are rapidly approaching the commercialization state. In particular, SiC transistors such as MESFETs (MEtal Semiconductor Field-Effect Transistors) and SITs (Static Induction Transistors) with excellent DC and RF performance have been demonstrated and these devices are being developed for microwave power amplifier and oscillator applications. One of the most promising devices for microwave power applications is the MESFET. In this work the performance of microwave SiC MESFETs is investigated with a simulator that contains a physically based device model. The simulator permits the operation of the device to be examined and optimum device structures to be determined. This, in turn, permits performance capability and limitations to be investigated. The results of the simulations are compared to experimental measurements where possible, and excellent agreement between the simulated and measured data are obtained.

Experimental and Simulated Results of SiC Microwave Power MESFETs

An overview of silicon carbide (SiC) static induction transistor (SIT) development is presented. Basic conduction mechanisms are introduced and discussed, including ohmic, exponential, and space charge limited conduction (SCLC) mechanisms. Additionally, the impact of velocity saturation and temperature effects on SCLC are reviewed. The small signal model, breakdown voltage, power density, and different gate structures are also discussed, before a final review of published SiC SIT results. Published S-band (3–4 GHz) results include 9.5 dB of gain and output power of 120 W, and L-band (1.3 GHz) results include 400 W output power, 7.7 dB of gain, and power density of 16.7 W/cm.

A review of SiC static induction transistor development for high-frequency power amplifiers

Static induction transistors have been demonstrated in 4H-SiC. SiC specific semiconductor processing technologies such as epitaxy, reactive ion etching, and sidewall Schottky gates were employed. Under pulsed power test conditions, 4H-SiC SITs developed a maximum output power of 225 W at 600 MHz, a power added efficiency of 47%, and a gain of 8.7 dB. Maximum channel current was 1 A/cm, and the maximum blocking voltage was 200 V.
