Electronic devices in space environments can contain numerous types of oxides and insulators. Ionizing radiation can induce significant charge buildup in these oxides and insulators leading to device degradation and failure. Electrons and protons in space can lead to radiation-induced total-dose effects. The two primary types of radiation-induced charge are oxide-trapped charge and interface-trap charge. These charges can cause large radiation-induced threshold voltage shifts and increases in leakage currents. Two alternate dielectrics that have been investigated for replacing silicon dioxide are hafnium oxides and reoxidized nitrided oxides (RNO). For advanced technologies, which may employ alternate dielectrics, radiation-induced voltage shifts in these insulators may be negligible. Radiation-induced charge buildup in parasitic field oxides and in SOI buried oxides can also lead to device degradation and failure. Indeed, for advanced commercial technologies, the total-dose hardness of ICs is normally dominated by radiation-induced charge buildup in either parasitic field oxides and/or SOI buried oxides. Heavy ions in space can also degrade the oxides in electronic devices through several different mechanisms including single-event gate rupture, reduction in device lifetime, and large voltage shifts in power MOSFETs.

Radiation Effects in MOS Oxides

Challenges related to radiation hardening CMOS technologies with shallow-trench isolation are explored. It is shown that developing a radiation-hardened CMOS technology with shallow trench isolation is more complex than using a traditional hardened field oxide as the trench insulator. We illustrate the use of device simulations in concert with measurements on test structures to provide detailed physical insight into methods for improving total-dose radiation response. Mechanisms that can limit the total-dose radiation hardness of shallow trench isolation such as high electric fields and ion implantation damage are explored. We demonstrate the successful conversion of a non-radiation hardened technology with LOCOS isolation (Sandia's CMOS6) into a greater than 1 Mrad(SiO/sub 2/) radiation-hardened shallow-trench isolated technology (Sandia's CMOS6r).

Challenges in hardening technologies using shallow-trench isolation

In oxide chemical-mechanical polishing (CMP) processes, layout pattern dependent variation in the interlevel dielectric (ILD) thickness can reduce yield and impact circuit performance. Metal-fill patterning practices have emerged as a technique for substantially reducing layout pattern dependent ILD thickness variation. We present a generalizable methodology for selecting an optimal metal-fill patterning practice with the goal of satisfying a given dielectric thickness variation specification while minimizing the added interconnect capacitance associated with metal-fill patterning. Data from two industrial-based experiments demonstrate the beneficial impact of metal-fill on dielectric thickness variation, a 20% improvement in uniformity in one case and a 60% improvement in the other case, and illustrate that pattern density is the key mechanism involved. The pros and cons of two different metal-fill patterning practices-grounded versus floating metal-are explored. Criteria for minimizing the effect of floating or grounded metal-fill patterns on delay or crosstalk parameters are also developed based on canonical metal-fill structures. Finally, this methodology is illustrated using a case study which demonstrates an 82% reduction in ILD thickness variation.

The physical and electrical effects of metal-fill patterning practices for oxide chemical-mechanical polishing processes

A method for filling a trench in a semiconductor wafer that is disposed in a plasma-enhanced chemical vapor deposition chamber. The method includes the step of depositing a protection layer of silicon dioxide over the wafer and into the trench while the wafer is biased at a first RF bias level. The protection layer has a thickness that is insufficient to completely fill the trench. Further, there is provided the step of forming a trench-fill layer of silicon dioxide over the protection layer and into the trench while the wafer is biased at a second RF bias level that is higher than the first bias level.

Methods for filling trenches in a semiconductor wafer

Pattern-dependent effects are a key concern in chemical-mechanical polishing (CMP) processes. In oxide CMP, variation in the interlevel dielectric (ILD) thickness across each die and across the wafer can impact circuit performance and reduce yield. In this work, we present new test mask designs and associated measurement and analysis methods to efficiently characterize and model polishing behavior as a function of layout pattern factors-specifically area, pattern density, pitch, and perimeter/area effects. An important goal of this approach is rapid learning which requires rapid data collection. While the masks are applicable to a variety of CMP applications including back-end, shallow-trench, or damascene processes, in this study we focus on a typical interconnect oxide planarization process, and compare the pattern-dependent variation models for two different polishing pads. For the process and pads considered, we find that pattern density is a strongly dominant factor, while structure area, pitch, and perimeter/area (aspect ratio) play only a minor role.

Rapid characterization and modeling of pattern-dependent variation in chemical-mechanical polishing

Scaling requirements for abrupt active-isolation transitions, isolation depth, and isolation planarity are discussed quantitatively. We review how LOCOS and STI isolation are being improved to meet these requirements. Independent of fabrication techniques, we see that a necessary consequence of achieving the desired narrow isolation and abrupt transitions is a discrete edge parasitic. We show that the edge parasitic can be distinguished from the planar channel and can be characterized separately. Edge device sensitivities are investigated with experiment and simulation to show that design and process control of the discrete edge parasitic will be a significant thrust of device engineering for future isolation technologies. >
